We observed Shubnikov-de Haas oscillation and the quantum Hall effect in a high-mobility two-dimensional electron gas in polar ZnO/Mg(x)Zn(1-x)O heterostructures grown by laser molecular beam epitaxy. The electron density could be controlled in a range of 0.7 x 10(12) to 3.7 x 10(12) per square centimeter by tuning the magnesium content in the barriers and the growth polarity. From the temperature dependence of the oscillation amplitude, the effective mass of the two-dimensional electrons was derived as 0.32 +/- 0.03 times the free electron mass. Demonstration of the quantum Hall effect in an oxide heterostructure presents the possibility of combining quantum Hall physics with the versatile functionality of metal oxides in complex heterostructures.  相似文献

The theory of second-order phase transitions is one of the foundations of modern statistical mechanics and condensed-matter theory. A central concept is the observable order parameter, whose nonzero average value characterizes one or more phases. At large distances and long times, fluctuations of the order parameter(s) are described by a continuum field theory, and these dominate the physics near such phase transitions. We show that near second-order quantum phase transitions, subtle quantum interference effects can invalidate this paradigm, and we present a theory of quantum critical points in a variety of experimentally relevant two-dimensional antiferromagnets. The critical points separate phases characterized by conventional "confining" order parameters. Nevertheless, the critical theory contains an emergent gauge field and "deconfined" degrees of freedom associated with fractionalization of the order parameters. We propose that this paradigm for quantum criticality may be the key to resolving a number of experimental puzzles in correlated electron systems and offer a new perspective on the properties of complex materials.  相似文献

Scanning a charged tip above the two-dimensional electron gas inside a gallium arsenide/aluminum gallium arsenide nanostructure allows the coherent electron flow from the lowest quantized modes of a quantum point contact at liquid helium temperatures to be imaged. As the width of the quantum point contact is increased, its electrical conductance increases in quantized steps of 2 e(2)/h, where e is the electron charge and h is Planck's constant. The angular dependence of the electron flow on each step agrees with theory, and fringes separated by half the electron wavelength are observed. Placing the tip so that it interrupts the flow from particular modes of the quantum point contact causes a reduction in the conductance of those particular conduction channels below 2 e(2)/h without affecting other channels.  相似文献

Fermi liquid theory, the standard theory of metals, has been challenged by a number of observations of anomalous metallic behavior found in the vicinity of a quantum phase transition. The breakdown of the Fermi liquid is accomplished by fine-tuning the material to a quantum critical point by using a control parameter such as the magnetic field, pressure, or chemical composition. Our high-precision magnetization measurements of the ultrapure f-electron-based superconductor β-YbAlB(4) demonstrate a scaling of its free energy that is indicative of zero-field quantum criticality without tuning in a metal. The breakdown of Fermi liquid behavior takes place in a mixed-valence state, which is in sharp contrast with other known examples of quantum critical f-electron systems that are magnetic Kondo lattice systems with integral valence.  相似文献

A quantum critical point transforms the behavior of electrons so strongly that new phases of matter can emerge. The interactions at play are known to fall outside the scope of the standard model of metals, but a fundamental question remains: Is the basic concept of a quasiparticle-a fermion with renormalized mass-still valid in such systems? The Wiedemann-Franz law, which states that the ratio of heat and charge conductivities in a metal is a universal constant in the limit of zero temperature, is a robust consequence of Fermi-Dirac statistics. We report a violation of this law in the heavy-fermion metal CeCoIn5 when tuned to its quantum critical point, depending on the direction of electron motion relative to the crystal lattice, which points to an anisotropic destruction of the Fermi surface.  相似文献

Probing the lowest energy configuration of a complex system by quantum annealing was recently found to be more effective than its classical, thermal counterpart. By comparing classical and quantum Monte Carlo annealing protocols on the two-dimensional random Ising model (a prototype spin glass), we confirm the superiority of quantum annealing relative to classical annealing. We also propose a theory of quantum annealing based on a cascade of Landau-Zener tunneling events. For both classical and quantum annealing, the residual energy after annealing is inversely proportional to a power of the logarithm of the annealing time, but the quantum case has a larger power that makes it faster.  相似文献

Frustrated magnetic materials, in which local conditions for energy minimization are incompatible because of the lattice structure, can remain disordered to the lowest temperatures. Such is the case for Ba(3)CuSb(2)O(9), which is magnetically anisotropic at the atomic scale but curiously isotropic on mesoscopic length and time scales. We find that the frustration of Wannier's Ising model on the triangular lattice is imprinted in a nanostructured honeycomb lattice of Cu(2+) ions that resists a coherent static Jahn-Teller distortion. The resulting two-dimensional random-bond spin-1/2 system on the honeycomb lattice has a broad spectrum of spin-dimer-like excitations and low-energy spin degrees of freedom that retain overall hexagonal symmetry.  相似文献

Ground states of certain materials can support exotic excitations with a charge equal to a fraction of the fundamental electron charge. The condensation of these fractionalized particles has been predicted to drive unusual quantum phase transitions. Through numerical and theoretical analysis of a physical model of interacting lattice bosons, we establish the existence of such an exotic critical point, called XY*. We measure a highly nonclassical critical exponent η = 1.493 and construct a universal scaling function of winding number distributions that directly demonstrates the distinct topological sectors of an emergent Z(2) gauge field. The universal quantities used to establish this exotic transition can be used to detect other fractionalized quantum critical points in future model and material systems.  相似文献

Inelastic light scattering by low-energy spin-excitations reveals three distinct configurations of spin of electron double layers in gallium arsenide quantum wells at even-integer quantum Hall states. The transformations among these spin states appear as quantum phase transitions driven by the interplay between Coulomb interactions and Zeeman splittings. One of the transformations correlates with the emergence of a spin-flip intersubband excitation at vanishingly low energy and provides direct evidence of a link between quantum phase transitions and soft collective excitations in a two-dimensional electron system.  相似文献

Multidimensional quantum walks can exhibit highly nontrivial topological structure, providing a powerful tool for simulating quantum information and transport systems. We present a flexible implementation of a two-dimensional (2D) optical quantum walk on a lattice, demonstrating a scalable quantum walk on a nontrivial graph structure. We realized a coherent quantum walk over 12 steps and 169 positions by using an optical fiber network. With our broad spectrum of quantum coins, we were able to simulate the creation of entanglement in bipartite systems with conditioned interactions. Introducing dynamic control allowed for the investigation of effects such as strong nonlinearities or two-particle scattering. Our results illustrate the potential of quantum walks as a route for simulating and understanding complex quantum systems.  相似文献

Hot electrons in semiconductors lose their energy very quickly (within picoseconds) to lattice vibrations. Slowing this energy loss could prove useful for more efficient photovoltaic or infrared devices. With their well-separated electronic states, quantum dots should display slow relaxation, but other mechanisms have made it difficult to observe. We report slow intraband relaxation (>1 nanosecond) in colloidal quantum dots. The small cadmium selenide (CdSe) dots, with an intraband energy separation of approximately 0.25 electron volts, are capped by an epitaxial zinc selenide (ZnSe) shell. The shell is terminated by a CdSe passivating layer to remove electron traps and is covered by ligands of low infrared absorbance (alkane thiols) at the intraband energy. We found that relaxation is markedly slowed with increasing ZnSe shell thickness.  相似文献

In principle, a complex assembly of strongly interacting electrons can self-organize into a wide variety of collective states, but relatively few such states have been identified in practice. We report that, in the close vicinity of a metamagnetic quantum critical point, high-purity strontium ruthenate Sr3Ru2O7 possesses a large magnetoresistive anisotropy, consistent with the existence of an electronic nematic fluid. We discuss a striking phenomenological similarity between our observations and those made in high-purity two-dimensional electron fluids in gallium arsenide devices.  相似文献

High-quality crystals of the organic molecular semiconductors tetracene and pentacene were used to prepare metal-insulator-semiconductor (MIS) structures exhibiting hole and electron mobilities exceeding 10(4) square centimeters per volt per second. The carrier concentration in the channel region of these ambipolar field-effect devices was controlled by the applied gate voltage. Well-defined Shubnikov-de Haas oscillations and quantized Hall plateaus were observed for two-dimensional carrier densities in the range of 10(11) per square centimeter. Fractional quantum Hall states were observed in tetracene crystals at temperatures as high as approximately 2 kelvin.  相似文献

The electronic spectra of carbon nanotubes and other nanoscale systems are quantized because of their small radii. Similar quantization in the phonon spectra has been difficult to observe because of the far smaller energy scale. We probed this regime by measuring the temperature-dependent specific heat of purified single-wall nanotubes. The data show direct evidence of one-dimensional quantized phonon subbands. Above 4 kelvin, they are in excellent agreement with model calculations of individual nanotubes and differ markedly from the specific heat of two-dimensional graphene or three-dimensional graphite. Detailed modeling yields an energy of 4.3 millielectron volts for the lowest quantized phonon subband and a tube-tube (or "lattice") Debye energy of 1.1 millielectron volts, implying a small intertube coupling in bundles.  相似文献

We present a theory of the metal-insulator transition in a disordered two-dimensional electron gas. A quantum critical point, separating the metallic phase, which is stabilized by electronic interactions, from the insulating phase, where disorder prevails over the electronic interactions, has been identified. The existence of the quantum critical point leads to a divergence in the density of states of the underlying collective modes at the transition, causing the thermodynamic properties to behave critically as the transition is approached. We show that the interplay of electron-electron interactions and disorder can explain the observed transport properties and the anomalous enhancement of the spin susceptibility near the metal-insulator transition.  相似文献

Magnetotunneling spectroscopy is used as a noninvasive and nondestructive probe to produce two-dimensional spatial images of the probability density of an electron confined in a self-assembled semiconductor quantum dot. The technique exploits the effect of the classical Lorentz force on the motion of a tunneling electron and can be regarded as the momentum (k) space analog of scanning tunneling microscopy imaging. The images reveal the elliptical symmetry of the ground state and the characteristic lobes of the higher energy states.  相似文献

Resistively detected nuclear spin relaxation measurements in closely separated two-dimensional electron systems reveal strong low-frequency electron-spin fluctuations in the quantum Hall regime. As the temperature is decreased, the spin fluctuations, manifested by a sharp enhancement of the nuclear spin-lattice relaxation rate 1/T1, continue to grow down to the lowest temperature of 66 millikelvin. The observed divergent behavior of 1/T1 signals a gapless spin excitation mode and is a hallmark of canted antiferromagnetic order. Our data demonstrate the realization of a two-dimensional system with planar broken symmetry, in which fluctuations do not freeze out when approaching the zero temperature limit.  相似文献

Quantum criticality emerges when a many-body system is in the proximity of a continuous phase transition that is driven by quantum fluctuations. In the quantum critical regime, exotic, yet universal properties are anticipated; ultracold atoms provide a clean system to test these predictions. We report the observation of quantum criticality with two-dimensional Bose gases in optical lattices. On the basis of in situ density measurements, we observe scaling behavior of the equation of state at low temperatures, locate the quantum critical point, and constrain the critical exponents. We observe a finite critical entropy per particle that carries a weak dependence on the atomic interaction strength. Our experiment provides a prototypical method to study quantum criticality with ultracold atoms.  相似文献

Robust entanglement at room temperature is a necessary requirement for practical applications in quantum technology. We demonstrate the creation of bipartite- and tripartite-entangled quantum states in a small quantum register consisting of individual 13C nuclei in a diamond lattice. Individual nuclear spins are controlled via their hyperfine coupling to a single electron at a nitrogen-vacancy defect center. Quantum correlations are of high quality and persist on a millisecond time scale even at room temperature, which is adequate for sophisticated quantum operations.  相似文献
